当存在着掺入杂质的补偿作用时,如何正确地估计扩散参量二极管串联电阻的问题至今未获解决。所有关于截止频率fc(通常用fc估价二极管)的讨论都是极不全面的,甚至导致错误的结论,远不能满足实际的研制需要。本文的目的在于给出计算串联电阻比较妥善的方法,阐明影响fc的基本因素及其提高的有效途径。In this paper, the series resistance and cutoff frequency of diffused parametric diode are analysed. The way of finding out the optimum impurity distribution for a given material has been indicated, and the way effectively to increase fc has been shown.
